Physical property features of B,P-doped Bi2TeO5 single crystals

Paper Abstract

Bismuth tellurite single crystals undoped and B,P-doped by Czochralksi method were grown. The analysis of the contents of the impurity in received single crystal was carried out. The results of the electrical and optical investigations on the undoped and doped single crystals are presented and discussed. It is determined that change of the compound does not exert significance influence on conductivity of bismuth tellurite single crystal. Considering CVC behavior we may suppose that energy trap distribution in the band gap has Gauss character. The optical measurements have showed that B impurity makes more transparent Bi2TeO5 single crystal.
