Paper Abstract

As the needs for light-emitting device (LED) under high power operation have been increased in wide ranges of applications from small consumer device to automobile and general lighting products, many applications require more reliable LED device. The thermal behavior and stability of LED have directly influenced upon overall device performances such as light output efficiency and device life time. Therefore, LED packaging processes such as dieattach and resin encapsulation method must be fully understood to achieve a good thermal behavior and stability. Phosphor-converted LED with dielectric/resin mixture encapsulation in a cavity of LED package has been investigated in this study. The result shows that optical power depreciation of phosphor-converted LED with dielectric/resin mixture encapsulation is drastically reduced than that of the conventional one with only resin encapsulation.
