Multiquantum-well detection of nanosecond far-infrared superradiant pulses at temperatures above 77k

Paper Abstract

Experiments with multiquantum-well (MQW) GaAs/(Ga, Al)As samples indicate that they are fast detectors of pulsed submillimeter radiation (100 to 500 microns) at temperatures between approximately 5 and 90 K. Response times of less than 1 ns have been measured at temperatures above 77K. Furthermore, the wavelength dependence of the detector responsivity to continuous wave (cw) far-infrared radiation ( 117 to 890 microns) has been studied. Detector performance results will be presented.
