Strong terahertz wave coupling to plasmons in ultra-thin membrane AlGaN/GaN HEMT arrays

Paper Abstract

We experimentally demonstrate enhanced coupling of an external terahertz excitation to electron plasma waves in a semiconductor hetero-structure. The device consists of a ~5μm semi-transparent AlGaN/GaN HEMT heterostructure. In these devices, the terahertz radiation is coupled into electron plasma waves propagating in the 2DEG via the grating-gate and this coupling is enhanced by properly synchronizing the electron plasma waves in each unitcell by the addition of source and drain contacts closely-placed to the gate fingers.
